Organic field-effect transistors (OFETs) with copper phthalocyanine (CuPc) and vanadium pentoxide (V(2)O(5)) films were fabricated (top-contact electrode/V(2)O(5)/CuPc/SiO(2)/Si/gate electrode structure), and their electrical properties were investigated. The drain current increased due to the insertion Of V(2)O(5) layer, and it was considered to be due to a formation of charge transfer complex between V(2)O(5) and CuPc. The ON/OFF ratio of the OFETs was higher than that of previously reported OFETs with a top-contact electrode/CuPc/V(2)O(5)/SiO(2)/Si/gate electrode structure. The off-current of the OFETs in this study was maintained small so that few carriers would contribute to the current conduction in the off-state. (C) 2009 The Japan Society of Applied Physics
