STM探針と半導体試料間に光照射することで発生する表面光起電力は、局所領域のドーピングやキャリア密度に依存する。この特性を利用することで、順方向電圧を印加したGaAs p-n接合中を流れる少数キャリア分布の高分解能可視化し、少数キャリアが接合界面から拡散・再結合消滅する様子や電界によりドリフトする様子を直接観測することに成功した。これら振る舞いはp-n接合のマクロな電流-電圧特性を正しく再現する。

Abstract of annual meeting of the Surface Science of Japan   25(0) 138-138   2005
GaAs(110)のpn接合界面において、STMと光変調トンネル分光法を組み合わせて表面フォトボルテージ(SPV)観察を行った。その結果、pn接合界面のSPV像においてドーパントの極性変化を反映したSPVの急峻な変化が見られた。また、SPV像の電圧依存性を解析することにより、空乏層幅を 50nmと見積もることができた。この値は試料のキャリア密度から予測される値とよく一致する。
